Description

Im Rahmen des Projektes ForLab NSME wird eine Prozesslinie zur Fertigung neuromorpher Elektronik aufgebaut. Innerhalb dieser Prozesslinie wird eine chemisch-mechanische Polieranlage (CMP) zur Planarisierung der Prozesstopografie benötigt. Diese soll den Aufbau komplexer Systemarchitekturen im Materialsystem Nb/SiO2 mit einer Vielzahl von Aufbauebenen ermöglichen. Sie ist darüber hinaus Voraussetzung für die heterogene (back-end) Integration der Technologie auf CMOS-prozessierten Wafern. Bei beiden Prozessen müssen störende Topographieeffekte reduziert werden, um die angestrebte Performance zu erreichen. Weiterhin muss die Anlage geeignet sein, quadratische LTCC-Substrate mit Schichtaufbauten z. B. aus Aluminiumnitrid zu planarisieren.
