Description

As part of the IPCEI Nano 2022 project, we want to develop a test bench capable of performing reliability experiments on the EEPROM and Flash memory devices closest to the real life cycle of these components. On the other hand, the huge application field opened up by connected objects calls for the introduction of new procedures for assessing the reliability of integrated components. Therefore, the introduction of accelerated, realistic and industrially deployable test procedures to assess the lifetime of semiconductor devices is a crucial issue for memories.
